Panasonic showcased GaN power components and SiC power components in the showroom of APEC 2016 and demonstrated the intended use of these products.
Panasonic named the GaN power transistor product "X-GaN." Its characteristic is that it can realize the “normally closed†action that does not turn on when the gate voltage is not loaded. This time, new products in small packages have been made public. Specifically, it is a 30A product with a withstand voltage of 600V in a surface mount package. Compared with the original TO247 package, the size is only about 1/3.
As an application example, a GaN power transistor is used in an inverter driving an AC servo motor of Assist Suite. As a result, the dog has reduced the size of the inverter, reduced the size of the AC servo motor drive unit (inverter base plate and control board) to 100 cc, and integrated the AC servo motor. After integration, the volume is about 360cc and weighs 1050g. In the past, the original product incorporating the drive unit of the Si power element and the AC servo motor was approximately 1,000 cc in size and weighed approximately 1600 g.
At the conference venue, the Panasonic narrator was shown walking around the exhibition area with the Assist Suite using the drive's integrated AC servo motor. Assist Suite was developed by Activelink. In the Suzuka 8-hour endurance road race in 2015, the staff tried the Assist Suite. This time the video was played back.
Another product is the AC adapter. By using GaN power elements in the 45W class AC adapter, the volume is reduced to about 1/4 compared to the existing products using Si power elements. Specifically, the size is 50mm x 35mm, and the thickness can be reduced to 16mm or less.
SiC for battery system
In terms of SiC, Panasonic demonstrated the previously developed SiC power elements and module products using the elements, and trial products that have been used in power conversion systems for battery systems. The prototype is a 2kW bi-directional DC-AC converter. It is envisaged that the DC side is connected to the battery and the AC side is connected to the grid (transmission network).
Trial products have two main characteristics. First, the electrolytic capacitor required for the AC-AC converter of the grid side is removed. Mainly through the improvement of circuit topology and control. As a result, miniaturization has been achieved, and the weight and size of prototypes have been reduced to about half compared with the conventional two-way DC-AC converters. By removing the aluminum electrolytic capacitor, it is expected that the product life of the bidirectional DC-AC converter will also be extended from the original 15 years to 23 years.
Second, the use of SiC MOSFETs improves efficiency. The efficiency when using Si power elements is 92%, while the use of SiC is increased to 95%.
Panasonic's SiC MOSFET "DioMOS" has a built-in diode. Therefore, the need for external diodes eliminates the need for module sizes. The feature is less loss compared to the parasitic diode assembly using SiC MOSFETs. As the MOSFET operates and operates as a diode, current flows through the channel layer.
